摘要 <P>PROBLEM TO BE SOLVED: To provide a one-side conductive thyristor (a semiconductor device) which heightens the sensitivity of an ignition operation without affecting holding current characteristics and breakdown voltage. <P>SOLUTION: A one-side conductive thyristor 100 includes a thyristor part 110 composed of a p-region 1, an n-region 2, a p-region 3, and an n-region 4 which are joined in order and a diode part 120 composed of the n-region 2 and the p-region 3 which are joined together. The one-side conductive thyristor 100 comes with an n-region 5 which is formed between a first diode part surface F12 abutting on the n-region 2 in the diode part 120 and a second diode part surface F22 abutting on the p-region 3 in the diode part 120, and which, at the time of an ignition operation showing an operation process that the thyristor part 110 conducts, lengthens a current path flowing between the first diode part surface F12 and the second diode part surface F22 to make it longer than the shortest route between the first diode part surface F12 and the second diode part surface F22. <P>COPYRIGHT: (C)2012,JPO&INPIT
