<p>PURPOSE: An ultraviolet-thermal curable type anisotropic conductive adhesive film is provided to prevent the warpage of a device because of possible mounting at 120°C or less, and to have excellent reliability of contact resistance, insulation resistance, adhesion, thermal shock, etc. CONSTITUTION: An ultraviolet-thermal curable type anisotropic conductive adhesive film comprises a thermoset resin, an ultraviolet curable type resin, a thermoplastic resin, conductive particles and additives. A mounting method of the ultraviolet-thermal curable type anisotropic conductive film comprises: a step of inserting the anisotropic conductive adhesive film between electrodes counting each other; a step of thermo-compressing the anisotropic conductive adhesive film at the temperature of 120°Cor less and the pressure of 4MPa or less; and a step of thermal-compressing and UV-irradiating at the same time, after melting the conductive adhesive film by the thermo-compression.</p> |
