<P>PROBLEM TO BE SOLVED: To provide a ball throwing-in device which can perform flux printing and ball throwing-in by straightening a bent substrate and placing the substrate in close contact on a substrate placement part. <P>SOLUTION: A ball throwing-in method for mounting a ball on an electrode of a substrate uses a ball throwing-in device which comprises a loader-unloader unit 4, a flux printing unit 2 to print a flux on the substrate, a mask with an open hole corresponding to the electrode of the substrate or a bump, and a ball throwing-in unit 1. A bent substrate is pressured and pressed on multiple points on a substrate placement part by a straightening unit 3 and then sent to the flux printing unit 2 in a state of vacuum suction. <P>COPYRIGHT: (C)2012,JPO&INPIT |
