A semiconductor memory device with a data driving device is provided to output data stably in spite of high frequency or PVT(Process, Voltage, Temperature) variation by assuring slew rate constantly by applying different on/off time of a pull-up driver and a pull-down driver. A data transfer unit(100) outputs pull-up data and pull-down data by inverting input-data. A pull-up pre-driving unit(200) outputs a plurality of pull-up control signals with driving force controlled by a plurality of pull-up driving force control signals. A pull-down pre-driving unit(300) outputs a plurality of pull-down control signals with different transition time from the plurality of pull-up control signals, with driving force controlled by a corresponding pull-down driving force-control signal. A plurality of pull-up drivers(PM2) drive output-data in response to the plurality of pull-up control signals. A plurality of pull-down drivers(NM2) drive the output-data in response to the plurality of pull-down control signals.
