PURPOSE: A semiconductor device is provided to improve an electric property of a word line by forming an impurity area with a relatively wide width limited by a lower device isolation area. CONSTITUTION: Upper active areas(UA) are narrower than lower active areas(LA). A lower device isolation area(15) surrounds the sidewall of the lower active areas. An upper device isolation area(33) is narrower than the lower device isolation area. The first impurity areas(27') are extended to the inside of the upper active areas. The second impurity areas(42) and the first impurity areas make a diode.
