PROBLEM TO BE SOLVED: To provide a semiconductor device which uses single-ended sense amplifiers to prevent a malfunction caused by variation distribution of the threshold voltages of transistors, while securing a satisfactory sensing margin. SOLUTION: The semiconductor device includes, for example, a predetermined number of single-ended sense amplifiers SA which amplify signal voltages transmitted to bit lines BL selectively connected to memory cells MC. Each sense amplifier SA includes a transistor Q1 which controls charge transfer between the corresponding bit line BL and an input node Ns based on a transfer control signal TG. The potential of the activated transfer control signal is controlled to be one selected from a plurality of reference voltages. The plurality of reference voltages are set to different voltage values related to the variation distribution of the threshold voltages of the transistors Q1. By selecting a proper reference voltage for each predetermined number of sense amplifiers SA, the satisfactory sensing margin of the sense amplifier SA can be secured. COPYRIGHT: (C)2011,JPO&INPIT |
