PROBLEM TO BE SOLVED: To achieve stable single transverse mode operation while suppressing saturation of optical output, for sufficient characteristics. SOLUTION: The optical semiconductor device includes an active region 1 and a first distribution reflecting mirror region 2 which is provided on one end side of the active region 1 and contains a first waveguide 10 mounted with a first diffraction grating 6. The first diffraction grating 6 is tilted to the opposite side of the active region 1 relative to the central portion in width direction whose coupling factor is identical in width direction of the first waveguide 10, with the both side portions in width direction being parallel in width direction of the first waveguide 10.
