A passivation layer(106) is formed on the base region and the emitter region. Contact holes(106a,106b) are formed in the passivation layer. A base electrode(110) and an emitter electrode(130) are contacted with the base region and emitter region through the contact hole An insulating layer(120) is formed between the base electrode and the emitter electrode.
