CONSTITUTION: One or more substrate-holes are formed on the rear of a substrate. A heat discharging layer(180) is formed inside the substrate-hole and is made of conductive materials. An n type clad layer is formed on the substrate. An active layer(140) is formed on the n type clad layer. A p type clad layer is formed on the active layer. A buffer layer(120) is formed between the substrate and the n type clad layer. A buffer layer-hole connected to the substrate-hole is formed on the buffer layer.
