<p><P>PROBLEM TO BE SOLVED: To provide an electrostatic discharge protection circuit which can be improved in resistance to electrostatic discharge damage even when a trigger element is connected for lowering the operation start voltage of the electrostatic discharge protection circuit. <P>SOLUTION: The electrostatic discharge protection circuit has a structure including a P-type diffusion region 11 which is lower in impurity concentration than a base region and formed deeper than the base region, at the periphery of another base electrode portion diffusion region to which the trigger element is connected. Consequently, a high electric field produced nearby the another base electrode portion diffusion region is reduced and a high electric field needed for base current supply can be produced nearby a buried region constituting a portion of a collector, thereby improving the resistance to electrostatic discharge damage. <P>COPYRIGHT: (C)2010,JPO&INPIT</p> |
