<p><P>PROBLEM TO BE SOLVED: To provide a data reading method of a multilevel cell for shortening reading time. <P>SOLUTION: When a second or third threshold voltage among first to fourth threshold voltages is set in a multilevel cell, information of a first level is stored in a part of an address for selecting a cell. When the first or fourth threshold voltage is set in the multilevel cell, information of a second level is stored in a part of the address. During data reading, the level of the information is determined. In the first level, a reading voltage corresponding to a level between the second threshold voltage and the third threshold voltage is applied to determine a threshold voltage of the multilevel cell. When the level is the second level, a reading voltage corresponding to a level between the first threshold voltage and the second threshold voltage and a reading voltage corresponding to a level between the third threshold voltage and the fourth threshold voltage are sequentially applied to determine a threshold voltage of the multilevel cell. <P>COPYRIGHT: (C)2010,JPO&INPIT</p> |
