<P>PROBLEM TO BE SOLVED: To provide a semiconductor optical element that has a reflecting film having low reflectance over a wide wavelength band. <P>SOLUTION: The semiconductor optical element comprises an active layer, a multilayer structure including a waveguide layer composed of two clad layers sandwiching the active layer, and a multilayer reflecting film formed on at least one end face of a pair of opposite end faces of the multilayer structure. The total sum Σn<SB>i</SB>d<SB>i</SB>of the product n<SB>i</SB>d<SB>i</SB>of the reflectance n<SB>i</SB>of each film of the multilayer reflecting film and the film thickness d<SB>i</SB>satisfies a relation of Σn<SB>i</SB>d<SB>i</SB>>λ/4 with respect to a wavelength λ that guides the waveguide layer. Moreover, a value Δλ/λ obtained by dividing a continued wavelength bandwidth Δλ including a wavelength λ ranging from -1.5% to +1.0% with reflectance R (λ) as a reference when the reflectance is the wavelength λ by the wavelength λ is ≥0.066. <P>COPYRIGHT: (C)2010,JPO&INPIT |
