<p><P>PROBLEM TO BE SOLVED: To provide a novel material and design which exceed a conversion efficiency of 40.7% that has been regarded as the upper limit value for the conversion efficiency for a single-cell solar battery material. <P>SOLUTION: In a solar battery comprising p-type and n-type semiconductors jointed, the p-type semiconductor is a wide-band compound having a wide band of 1.5 eV or more, in a band gap width and having a chalcopyrite structure forming an intermediate level different from the impurity level in a gap. In the wide-band compound, an element with an electronegativity of 1.9 or more is included, a part of negative elements in a crystal lattice is replaced by another negative element, having a different electronegativity, and the replacement can form the intermediate level. <P>COPYRIGHT: (C)2010,JPO&INPIT</p> |
