PROBLEM TO BE SOLVED: To provide a surface electrode for thin-film solar cells having high transmittance of a near-infrared area and a low resistance value of a film, and to provide a thin-film solar cell using the surface electrode and having the efficiency of photoelectric conversion higher than in the prior art.
SOLUTION: On the translucent substrate of the thin-film solar cell, the surface electrode comprising a transparent conductive film, a photoelectric conversion semiconductor layer, where p-, i-, and n-type semiconductor layers are stacked in this order, and a back electrode at least having a light-reflection metal electrode are formed sequentially. In this case, the transparent conductive film is a laminate, where an indium oxide film doped with Ti and a zinc oxide film doped with Al and Ga are provided from the side of the translucent substrate in this order, and a film surface at the side of the photoelectric conversion semiconductor layer of the zinc oxide film has an irregular structure.
COPYRIGHT: (C)2010,JPO&INPIT
|
