PROBLEM TO BE SOLVED: To reduce module power consumption of a modulator integrated laser. SOLUTION: By constituting a multiple quantum well constituting a laser active layer region of InGaAlAs/InGaAlAs, reliability and a light output level are maintained even when an element is maintained at high temperature. At this time, it is necessary to make the difference between a band gap wavelength of a modulator and an oscillation wavelength of the laser larger by a part proportional to rise of setting temperature of the element in order to maintain transmission characteristics. Thus, difference between temperature of a module case and the setting temperature of the element becomes small, and the module power consumption is reduced. COPYRIGHT: (C)2010,JPO&INPIT
