OPTICAL BISTABLE ELEMENT AND METHOD FOR STABILIZING MEMORY

PROBLEM TO BE SOLVED: To provide an optical bistable memory which is stable for a long period by controlling movement of carriers generated by a PN structure.

SOLUTION: An optical memory based on optical bistable operation using a carrier plasma dispersion effect capable of achieving high-speed operation has a structure that two electrodes for a P-type semiconductor region for extracting carriers and an N-type semiconductor region are formed in two regions which are opposed to each other through an optical resonator portion of photonic crystal and an electric field is applied to the electrodes. By quickly extracting generated carriers to the outside of the resonator before the carriers are recoupled in a non-emission state and converted into heat, generation of heat is suppressed and memory holding time is extended.
