摘要 A high-power laser diode and a manufacturing method thereof are provided to disperse the light concentrated on an active layer by optimally increasing the thickness of a light guide layer. A high-power laser diode is formed by laminating a lower light guide layer, an active layer(20), an upper light guide layer and an InP buffer layer on a base substrate in regular order. The lower and upper light guide layers are formed with the thickness of 0.4 to 1 micrometer. The light generated from the active layer is being restricted between the lower and upper light guide layers and is widely dispersed toward the guide layers by the thicknesses of the lower and upper light guide layers.
