摘要 <P>PROBLEM TO BE SOLVED: To provide a group III-V compound semiconductor multi-junction solar cell used for ground power generation which produces a peak DC electric power more than 15 W per solar cell. <P>SOLUTION: A concentrator photovoltaic solar cell arrangement for producing energy from the sun is disclosed. The concentrator photovoltaic solar cell includes a concentrating lens to produce a degree of light concentration more than 500 X and solar cell located on a path of a concentrated light beam. The solar cell includes a germanium substrate which contains a first photoactive junction and forms a solar subcell on the bottom, an intermediate subcell of gallium arsenide which is located on the substrate, and an upper subcell of indium gallium phosphide which has a bandgap to maximize absorption in the AM1.5 spectral region, a thickness more than 7000 Angstroms, and a sheet resistance less than 330 ohms/square, is constructed so as to operate at a concentration level more than the 20 pieces of the sun, and is located on the middle sub-cell. <P>COPYRIGHT: (C)2009,JPO&INPIT
