<P>PROBLEM TO BE SOLVED: To provide a light-emitting source which is improved in light extraction efficiency and is applicable to lighting. <P>SOLUTION: The integrated light-emitting source has an integrated light-emitting device and a light-extracting material, which is stuck tightly to the integrated light-emitting device and is formed of a transparent material at a light emission wavelength. The integrated light-emitting device has a substrate which is transparent to the light emission wavelength and a plurality of light-emitting units formed on the substrate. Each of the light-emitting units has a compound semiconductor thin-film crystal layer and an electrode and includes the substrate side in a first light extraction direction. The electrode is formed on the side opposite from the first light extraction direction, and light-emitting units are electrically isolated by an inter-light-emitting-unit separation groove, provided between the adjacent light-emitting units. Between the substrate and a first conductivity type semiconductor layer, an optical coupling layer is formed which is provided between the plurality of light-emitting units in common and optically couples the plurality of light-emitting units to distribute light emitted from one light-emitting unit, to other optical units. <P>COPYRIGHT: (C)2009,JPO&INPIT |
