<P>PROBLEM TO BE SOLVED: To provide an electronic module with built-in components capable of extending the life of a cutting blade of a cutter like a router cutting machine in cutting out an individual electronic module, and capable of reducing usage of an inorganic filler mixed in a thermosetting resin. <P>SOLUTION: The electronic module with built-in components is structured such that electronic components are respectively mounted on at least two wiring boards arranged opposite to each other with a space; an electric insulating layer with built-in components is formed between the respective wiring boards; and inner vias for electrical connection are formed by penetrating the electric insulating layer for connecting both printed wiring boards to each other. In the electronic module with built-in components, a center part of the electric insulating layer surrounding the electronic components is formed with a first electric insulating layer formed of a composite material prepared by mixing the thermosetting resin with the inorganic filler, and an outer peripheral part on its outside is formed with a second electric insulating layer formed of a thermosetting resin without containing the inorganic filler. <P>COPYRIGHT: (C)2009,JPO&INPIT |
