PROBLEM TO BE SOLVED: To assure the uniformity in operation of each unit cell and improve overall operation characteristics of output-stage transistors while keeping easy connectivity between an integrated circuit chip and a mounting substrate and excellent heat dissipation performance. SOLUTION: A collector electrode wiring 101 is configured in such a manner that two parallel collector electrode wires 1, 2 for unit cell columns are connected with an output wire 3 at each one end as output ends, while are interconnected with an inter-cell-column connection wire 4 at the other ends.
