ALUMINUM OXIDE-GALLIUM OXIDE SOLID SOLUTION AND METHOD FOR PRODUCING THE SAME

PROBLEM TO BE SOLVED: To provide a solid solution containing a gallium oxide in which optical absorption in short wavelength is improved, and to provide a method for producing the same. SOLUTION: The aluminum oxide-gallium oxide solid solution has an optical absorption edge wavelength of not less than 230 nm and less than 255 nm. The method for producing the solid solution comprises a step of obtaining an aluminum oxide-gallium oxide solid solution by a floating zone melting method in which a sintered compact using a gallium oxide powder and an aluminum oxide powder as raw materials is used and a gallium oxide single crystal is used as a seed crystal.
