PURPOSE:To improve the travelling of photoexciting carriers at the interface or its vicinity by equipping it with a middle layer consisting of nonsingle crystal material, which contains group VA elements in a periodic table and group IIIA elements in the periodic table and besides contains Si atoms and C atoms, between an i-type layer and a p-type layer or an n-type layer. CONSTITUTION:A photovoltaic element is composed of a conductive substrate, an n-type layer (or p-type layer), an i-type layer, a middle layer, a p-type layer (or n-type layer), and a transparent electrode. As the material suitable for the middle layer, nonsingle crystal material which contains Si atoms and C atoms, for example on amorphous silicon carbide, can be cited. The quantity of C atoms contained in the middle layer has a great influence on the state of the interface between the middle layer and the p-type layer or the n-type layer. The desirable content of C is 3at%-30at%, and at optimum 5at%-20at%. Laminating the middle layers of such carbon content, it will have such an effect that the release voltage increases more. As a carbonic atom containing compound to become the material for introduction of carbonic atoms, saturated hydrocarbon, etylene hydrocarbon, acetylene hydrocarbon, etc., can be cited. |
