<P>PROBLEM TO BE SOLVED: To provide a light-emitting device raising an optical extraction efficiency, while suppressing variations in an emission intensity caused by radiation angle or wavelength. <P>SOLUTION: In a light-emitting device 10 having a compound semiconductor layer which contains a light-emitting layer 4 on a substrate 1, a part containing a main front surface 6a used as an optical extraction side of the compound semiconductor layer has a dielectric constant variation structure 11 in a photonic crystal structure in which two or more kinds of substances with different dielectric constants are periodically and alternately arranged in a two-dimensional lattice state in the main front surface 6a, wherein a periodicity of the two-dimensional lattice state of the dielectric constant is randomly fluctuated to make a dielectric constant distribution of a non-rotating symmetry. <P>COPYRIGHT: (C)2009,JPO&INPIT |
