PROBLEM TO BE SOLVED: To provide an optical semiconductor element which has simplified and electrically isolated structure and less loss in a main waveguide and can establish a monitor light enough to have a strong correlation with output optical intensity. SOLUTION: A light source element 2, a main waveguide 3 provided with a conductive semiconductor layer for guiding output from the light source element 2, a radiating structure 4 that is formed in the main waveguide 3 to radiate a part of lights guided by the main waveguide 3, and a subwaveguide 5 that is adjacent to the radiating structure 4, combines lights radiated by the radiating structure 4 and is provided with a conductive semiconductor layer being spatially apart from the main waveguide 3 are provided on a growth substrate 1. An optical detection element 6 is provided to combine lights guided by the subwaveguide 5, and these structures are embedded in the semi-insulative semiconductor layer. COPYRIGHT: (C)2008,JPO&INPIT
