An ODTS(On Die Thermal Sensor), a method for generating a thermal code of the ODTS and a memory device including the same are provided extend operation temperature range without extending the area of the ODTS. A bandgap part(100) outputs a first voltage corresponding to temperature by sensing the temperature. An analog-digital conversion part(200) outputs a digital code having a thermal code by receiving the first voltage, and the digital code has different resolution by temperature section. The analog-digital conversion part generates the digital code by adding or subtracting the digital code and a second voltage by comparing the first voltage with the second voltage. |
