<P>PROBLEM TO BE SOLVED: To provide a diamond single crystal suitable for mechanical applications such as cutting tools and wear-resistant tools and functional applications such as semiconductor materials, electronic components and optical components, and a production method thereof. <P>SOLUTION: The diamond single crystal shows a peak absorption coefficient of 0.05-10 cm<SP>-1</SP>at a wavenumber of 1,332 cm<SP>-1</SP>(wavelength of 7.5 μm) across the entire crystal and is obtained by chemical vapor deposition synthesis. The composition ratios of elements in a vapor phase at the chemical vapor deposition synthesis of the single crystal is adjusted to achieve atomic concentrations of carbon to hydrogen of 2-10%, nitrogen to carbon of 0.1-6% and oxygen to carbon of 0.1-5%. <P>COPYRIGHT: (C)2008,JPO&INPIT |
