<P>PROBLEM TO BE SOLVED: To provide a resistance variable element which exhibits stabilized operation, even at 200°C. <P>SOLUTION: The resistance variable element has an upper electrode (14) and a lower electrode (12), connected electrically to a resistance variable layer (13) comprising an oxide containing praseodymium (Pr), calcium (Ca) and manganese (Mn), and changes the resistance of the resistance variable layer (13), by applying an electric pulse between the upper electrode (14) and the resistance variable layer (13), wherein an oxygen deficient layer (25) is provided in between the resistance variable layer (13) and at least one of the upper electrode (14) and a lower electrode (12). <P>COPYRIGHT: (C)2008,JPO&INPIT |
