Optical semiconductor device with a wavelength tunable resonant cavity, and usage in light intensity modulation

The optical semiconductor modulator has a resonant cavity (2) and outer mirrors (4,6). A super network (14) in the cavity forms part of the piezoelectric semiconductor layers. A charge is injected into the super network providing separate resonant wavelength modes.
