PROBLEM TO BE SOLVED: To provide ruthenium oxide powder, when it is used as electrically conductive powder for a thick film resistor to obtain paste, and the paste is fired so as to be a resistor, which has satisfactory dispersibility in the paste, and can form the resistor having satisfactory electric characteristics, and to provide its production method. SOLUTION: Using at least one kind of potassium ruthenate chloride selected from potassium hexachlororuthenium (IV), potassium pentachlororuthenium (IV) and potassium pentachlororuthenium (III), powder with the structure of ruthenium oxide single phase expressed by chemical formula: RuO<SB>2</SB>is obtained by the method (i) or (ii): the method (i) where the potassium ruthenate chloride is roasted at 500 to <760°C in an oxidizing atmosphere, and successively, the obtained roasted product is water-washed, and the method (ii) where the potassium ruthenate chloride is roasted at 760 to 1,000°C in an oxidizing atmosphere.
