本发明系提供一种半导体薄膜之结晶化方法,其藉由规则排列形状精度良好的结晶粒,可形成显示精度良好的高载子迁移率之结晶区域。在藉由对半导体薄膜3以特定速度边扫描雷射光Lh(能量光束)边连续照射,使半导体薄膜3伴随雷射光Lh扫描而结晶化之半导体薄膜3之结晶化方法中,藉由维持雷射光Lh照射直径r以下的间距p而平行扫描雷射光Lh,使带状结晶粒b朝与雷射光Lh的扫描方向y相异之方向成长。
