<P>PROBLEM TO BE SOLVED: To provide an optical semiconductor which causes a residual stress applied to a light-emitting element to apply in a desired direction in a given range to improve the performance/reliability of the light-emitting element and mass productivity of the optical semiconductor. <P>SOLUTION: The optical semiconductor includes such a light-emitting element as semiconductor laser chip 21, a base 23 which is connected to the semiconductor laser chip 21 in face to face with a surface of semiconductor laser chip 21 that is closer to an active layer, and a solder connection layer 24 sandwiched between the base 23 and the semiconductor laser chip 21. The semiconductor laser chip 21 has a pair of projections 28a and 28b on surface portions near the ends of the laser chip 21 and counter to the solder connection layer 24, and warps opposite to the base 23 in an optical axis direction at radius of curvature R1. <P>COPYRIGHT: (C)2008,JPO&INPIT |
