PROBLEM TO BE SOLVED: To provide a rectifier diode using polarization junction, which is formed by actively employing both positive and negative fixed charge occurred due to polarization. SOLUTION: The rectifier diode has a laminate structure in which three or more layers of two or more kinds of semiconductors are layered to form at least two or more semiconductor hetero junctions, and has the polarization junction to concurrently generate a carrier of a first conductivity type and a carrier of a second conductivity type by the positive and negative fixed charges generated by polarization on an interface of the hetero junctions. The rectifier diode includes a first electrode having Schottky characteristics for the carrier of the first conductivity type at one of side ends of the laminate structure, and a second electrode having ohmic characteristics for the carrier of the first conductivity type at the other side end.
