<p><P>PROBLEM TO BE SOLVED: To provide a silicon monocrystalline substrate for a solar cell that can set the conversion efficiency higher in a solar cell using a single crystal for the substrate, and to provide its manufacturing method. <P>SOLUTION: (1) This is a silicon monocrystalline substrate for a solar cell containing 0.1 mol% or higher of germanium and lower than 1.0 mol% of it, preferably containing 0.1 mol% or higher of germanium and lower than 0.6 mol% of it. Furthermore, when specific resistance is 1.4 to 1.9Ωcm, the content of germanium is to be 0.03 mol% or more and less than 1.0 mol%. This substrate can be manufactured by carving it out of a silicon single crystal enhanced by the CZ method. (2) The manufacturing method for the silicon monocrystalline substrate for a solar cell is, when using the CZ method to grow a silicon single crystal, a seed crystal is brought into contact with the front surface of silicon melt, to which germanium is added in a crucible furnace, so that it may be well blended, and then, a solar cell silicon monocrystalline substrate is carved out from the single crystal containing the germanium that is pulled up, while it is being rotated. <P>COPYRIGHT: (C)2007,JPO&INPIT</p> |
