<p>A method for preparing a zirconium(Zr), hafnium(Hf), niobium alkoxide(Nb), or tantalum(Ta) compound is provided to offer the zirconium(Zr), hafnium(Hf), niobium alkoxide(Nb), or tantalum(Ta) having the halogen content of less than 200 ppm before distillation by using alcohol and ammonia under selected proper condition. The method comprises the steps of: (a) mixing a crude metal alkoxide of M(OR)x(where M is Nb, Ta, Zr or Hf, x is 5, if M is Nb or Ta, x is 4, if M is Zr or Hf, and R is independently C1-12 alkyl radical), which contains more than 200 ppm of halogen and more than 0.05 wt.% of mononuclear or polynuclear halogen-containing metal alkoxide as impurities with less than 30 wt.% of an alcohol of ROH(where R is C1-12 alkyl radical) regarding the total weight of the crude alkoxide; and (b) sequentially or simultaneously putting excessive amount of ammonia based on the total weight of the crude alkoxide therein. The novel Ta and Nb compound is represented by M2(OR)9Hal(where R is the same as defined above, M is Ta or Nb, and Hal is F, Cl, Br, or I).</p> |
