Voids(23) are positioned between a substrate(20) and a lowermost layer of a plurality of compound semiconductor layers and vary the incident angle of the light generated from an active layer(25) while having different refractivity from that of the lowermost layer. The voids come in contact with the substrate. A concave part is formed in the substrate, and the voids are formed by the substrate with the concave part and the lowermost layer of the plurality of compound semiconductor layers.
