A device containing multi-bit data is provided to store the multi-bit data in a memory device having a cross-point memory array including an electrically programmable film, by writing data in the cross-point memory array by applying a program voltage across the electrically programmable film. A bit line array is provided. A word line array is provided. At least one memory cell is arranged in the spatial cross point between at least one bit line in the bit line array and at least one word line in the word line array, and includes an electrically programmable film electrically connected to the bit line and the word line. Data is written in a cross-point memory array by applying a program voltage across the electrically programmable film in one memory cell, to program at least one of different data states into at least one memory cell.
