摘要 PROBLEM TO BE SOLVED: To stably oscillate in a single mode by enhancing the tolerances to current variation, temperature variation, etc., in a semiconductor light-emitting device that selects the emitting light wavelength with a band-pass filter having narrow wavelength-pass-band characteristics. SOLUTION: In the semiconductor light-emitting device, the light beam 11, emitted from an end surface 10b of a taper-striped semiconductor optical amplifier 10, is selected in wavelength by having the light pass through an interference filter 14 having a narrow wavelength-passband characteristics. The light beam 11 is reflected by a mirror 13 and the beam is returned to the semiconductor optical amplifier 10. An interference filter 14, having a passband width BW (full width at half maximum when passed twice: in units of nm) smaller than the value (dλ<SB>0</SB>-0.025)/0.214 is used, where dλ<SB>0</SB>(units of nm) denotes the interval between Fabry-Perot internal modes of the semiconductor optical amplifier 10.
