PROBLEM TO BE SOLVED: To manufacture superfine powder silica having high purity and a high specific surface area using a silica raw material and in an industrial scale. SOLUTION: The manufacturing method of superfine powder silica comprises producing an SiO-containing gas by subjecting a mixed raw material that contains silica powder, a reducing agent consisting of metallic silicon powder and/or carbon powder, and water to a heat treatment at a high temperature under a reducing atmosphere, cooling the SiO-containing gas rapidly in an oxygen-containing atmosphere, and collecting fine particles, wherein in particular the mixed raw material is aqueous slurry having a concentration of 20-60 wt.% as a solid content, the heat treatment is by a flame, and further the cooling is forced cooling by supplying an oxygen-containing gas.
