摘要 <p><P>PROBLEM TO BE SOLVED: To provide a photonic crystal laser with which absorption of vertical radiation light at an upper electrode is reduced, oscillation is realized with low threshold current, and power use efficiency can be improved. <P>SOLUTION: The photonic crystal layer has a lower cladding layer, a light emitting layer, an upper cladding layer, and an upper electrode all arranged on a substrate. A two-dimensional photonic crystal structure constituted of a high refractive index region formed of a high refractive index material, and a low refractive index hole having a refractive index smaller than the high refractive index region is installed in one layer between the lower cladding layer and the upper cladding layer, or an interface of the layer, and of a lower electrode connected to one layer between the substrate and the lower cladding layer. A lower semiconductor distribution multilayer film reflection mirror is disposed between the substrate and the lower cladding layer, and an upper semiconductor distribution multilayer film reflection mirror is disposed between the upper cladding layer and the upper electrode. A low reflectance structure with small reflectance is arranged in a region where the upper electrode is not installed or an opening part of the upper electrode installed for optical output. <P>COPYRIGHT: (C)2006,JPO&NCIPI</p>
