In the manufacture of a transistor, gold, nickel, manganese, or iron (or any combination of these elements) is diffused from the surface of a semi-conductor body to produce a greater density of recombination centres in an exposed surface layer than in the interior of the body, the layer and the interior being of the same chemical composition, and ohmic or rectifying connections to the body are provided in such a way that any alloying or diffusion front so produced penetrates through the surface layer. The surface layer may be thinned by mechanical, chemical, or electro-chemical removal.
