p型氧化锌薄膜之制作方法
摘要
本发明系为一p型氧化锌薄膜之制作方法,其为在镀有氮化矽薄膜的矽基板上,经由磁控射频溅镀法,在低温(50℃)成长氧化锌薄膜,再经过氮离子布值处理及热退火处理,改善其结晶性,并提升本质性紫外光区讯号,降低可见光放射强度,使其具有高电洞浓度、高电洞载子迁移率、高稳定性及光电特性佳等特性,可应用于p–n接面和半导体异质结构的光电元件上。
