摘要 PROBLEM TO BE SOLVED: To provide an optical detection device capable of raising the photocurrent ratio to dark current. SOLUTION: An optical detection device 100 comprises a multiplex quantum well 103 provided with AlGaAs layers 103a-1 to 103a-n which are barrier layers, and GaAs layer 103b-1 to 103b-(n-1) which are quantum well layers. To AlGaAs layer 103a-1 to 103a-n which are barrier layers, the impurities (Si) are doped for adding restriction to the mobility of the carrier which becomes the basis of photocurrent and dark current, so that, when carrier concentration increases at the time of optical incidence, effectual high impurity concentration may become low according to the screening effect, and the mobility of a carrier may go up rather than the time of nonexistence of light incidence, thus increasing the photocurrent ratio to the dark current.
