PROBLEM TO BE SOLVED: To improve the joint strength, the stability of joint interface, etc. between an SiC single crystal and a metal layer containing active metal in high reproducibility. SOLUTION: This SiC-metal composite material 1 comprises an SiC single crystal 2 and a metal layer 3 containing an active metal and jointed to the surface of the single crystal. A reaction layer 4 composed mainly of a compound of the active metal and the SiC-constituting elements is formed at the interface between the SiC single crystal 2 and the metal layer 3. A layer of a compound of the active metal and carbon and having stable grain boundary, e.g. a TiC layer 5, is formed at least at the side of the SiC single crystal 2. Such interface layer can be produced by reacting a molten metal material containing active metal with an SiC single crystal while drawing the metal in a direction nearly perpendicular to the (0001) plane of the SiC single crystal. A flaky TiC having Σ3 stable grain boundary can be produced when the SiC single crystal has sufficiently thin thickness. |
