MODULATOR-INTEGRATED LIGHT SOURCE AND ITS MANUFACTURING METHOD

A small-size modulator-integrated light source needing neither amplifier nor temperature regulating mechanism, exhibiting an extinction ratio of 10 dB or more sufficient for optical communication use, and produced at low cost. The modulator-integrated light source comprises a semiconductor laser and a modulator both integrated on a high-resistance semiconductor substrate (1). The modulator of field absorbing type has a P electrode (14) and an N electrode (32) which are disposed on one side of the high-resistance semiconductor substrate (1) and to which a predetermined bias voltage is applied. The following condition is satisfied: LxB>=2000 mum.Gb/s Where L is the length of the modulator and B is the operating frequency.
