基板之贴附方法
摘要
本发明之课题是,提供一种将半导体晶圆等基板薄片化时,基板不易产生破裂或缺角之基板的贴附方法。本发明之解决手段是,在半导体晶圆W的电路(元件)形成面,涂布黏接剂液,将该黏接剂液施以预备乾燥,以降低流动性,使黏接剂层1的形状得以维持。预备乾燥是使用烤炉(oven)以例如80℃进行5分钟的加热。黏着层1的厚度是由形成于半导体晶圆W表面之电路的凹凸来决定。然后,在形成有预定厚度之黏接剂层1的半导体晶圆W上,贴附支撑板2。
