The electroluminescent heterojunction device - unique characteristics: The structure of the instrument is constituted by an isotopic p-P heterojunction, made of a multi-component semi-conducting compound with simple band alignment. The heterojunction is equipped with ohmic contacts k.o.1 and k.o.2. The layer (p) is a homogenous area with low concentration of acceptor impurities. Its length is larger than the corresponding length of the diffusion path of surplus carriers. The layer (P) is an area where the width of the forbidden band grows in a linear manner, from the value Wg(x2) at the junction between both layers up to the value Wg(x3) near the ohmic contact k.o.2. |
