PROBLEM TO BE SOLVED: To improve a Q value of a differential voltage controlled variable capacitor as a component of a differential voltage controlled oscillator and to reduce phase noises of the differential voltage controlled oscillator. SOLUTION: To reduce the series resistance of a differential voltage controlled variable capacitor, a p-type electrode embedded on an n-type semiconductor 25 is divided into a first p-type electrode 3 and a second p-type electrode 9 and they are made compact. The p-type electrodes are arranged like a lattice mutually in four directions, thereby reducing a series resistance among voltage controlled variable capacitors as a differential pair.
