<P>PROBLEM TO BE SOLVED: To prevent cracking in an LSI in mounting the LSI. <P>SOLUTION: The radio card has an LSI 6 mounted on a substrate 3 with a bump 7 interposed therebetween, an SUS board 11 which is bonded to the LSI 6 with a rib 14 interposed therebetween and faces it with a prescribed interval between it and the LSI 6 and an adhesive 12 which is interposed between the SUS board 11 and the LSI 6 and bonds the SUS board 11 to the LSI 6. The bump 7 of the LSI 6 and the rib 14 of the SUS board 11 are located almost on a line 15 being orthogonal to a surface direction of the LSI 6. <P>COPYRIGHT: (C)2005,JPO&NCIPI |
