A self-controlled rectifier comprises a MOSFET (T) with integrated reverse diode (D) and control unit (1) joined to a capacitor (C) in parallel with the MOSFET, changing the capacitance in the blocking direction and controlling the MOSFET in the conductive direction. Chips are mounted on the MOSFET and control unit as chip-on-chip components.
